1 Vorwort
Auch im Jahre 1998 bewältigten die Mitarbeiterinnen und Mitarbeiter desInstituts für Elektronik-Technologie wieder sehr erfolgreich die vielfältigen undumfangreichen Aufgaben in Forschung, Lehre, Technologietransfer undÖffentlichkeitsarbeit. In den Forschungsgebieten Qualität und Zuverlässigkeittechnologischer Prozesse der Elektronik, Verfahrenstechnologie für dieHerstellung elektronischer Baugruppen und in der Dickschicht-Hybridtechniksowie der automatischen visuellen Inspektion und Bildverarbeitung wurdenneue Ergebnisse erzielt und in die Praxis überführt. AlsSchwerpunktlehrveranstaltungen wurden Eektroniktechnologie, Geräte-technologie, Technologische Prozesse, Fertigungstechnik, Prüftechnik,Lasertechnik, Baugruppentechnologie und Qualitätssicherung angeboten. Auchdie Forschungskooperation mit der Elektronik-Industrie hat sich erweitert undvertieft.Das Zentrum für mikrotechnische Produktion (ZµP) befindet sich nach derGründung im Jahre 1996 in einer stabilen Phase und hat eine vielseitigeAusstrahlung in die Klein- und mittelständische Industrie.Der Sächsische Arbeitskreis Elektronik-Technologie im VDE unterstütztebenfalls sehr wirkungsvoll das Bemühen des Instituts um eine weitereVertiefung der Kooperation im Freistaat Sachsen.Auch die Anzahl der Beiträge auf internationalen Konferenzen undAusstellungen hat weiter zugenommen und Anerkennung gefunden.
Wie es in den letzten Jahren schon zu einer guten Tradition geworden ist,möchte ich diesen Rückblick auf das Jahr 1998 zum Anlaß nehmen, allenMitarbeitern in Lehre, Forschung und Verwaltung für ihren Einsatz sowieunseren Kooperationspartnern, Freunden und Förderern für die guteZusammenarbeit sehr herzlich zu danken.

Das Institut für Elektronik-Technologie befaßt sich in Forschung und Lehre mit allen Fragenrund um die Herstellung von elektronischen Baugruppen oberhalb der Chipfertigung.Besonderes Augenmerk wird dabei auf Probleme der Schaltungsträger, der Bestückung vonBauelementen unterschiedlichster Art (vom Die, über Chip-Bauelemente bis zum BGA) aufdiese Schaltungsträger und deren technologische, qualitative und logistische Beurteilung undBehandlung gelegt. Die Spezialisierung der Professuren stellt sich wie folgt dar:

Wissenschaftlicher Gegenstand:
Analyse und Synthese komplexer technologischer Prozesse zur Fertigung elektronischer Bau-gruppen unter besonderer Berücksichtigung stochastischer Einflußgrößen in teil- und voll-automatisierten Produktionssystemen.
Schwerpunkte:
• Modellierung und Optimierung komplexer technologischer Prozesse in flexibel auto-matisierten Fertigungseinrichtungen der Elektronik-Produktion mit Methoden der rech-nergestützten prozeßbegleitenden Simulation
• Theorie der Bestückgenauigkeit als qualitätsbestimmende Größe des Fertigungs-prozesses unter Berücksichtigung einer großen Anzahl von stochastischen und deter-minierten Einflußfaktoren
• Untersuchungen zur Zuverlässigkeit von SMT-Lötstellen zur Gewinnung objektiverKriterien für die optische Bewertung
• Qualitätsdatenerfassung und -verarbeitung einzelner und komplexer technologischerProzesse zur Fertigung elektronischer Flachbaugruppen

Wissenschaftlicher Gegenstand:
Technologische Verfahren für die Fertigung elektronischer Baugruppen unter dem Aspektwachsender Anforderungen an die Packungsdichte, Verdrahtungsdichte und Zuverlässigkeitsowie automatisierter Fertigungsprozesse.
Schwerpunkte:
• Technologieentwicklung und Verfahrensoptimierung zur Mehrschicht- und Mehr-lagentechnik unter Einbeziehung neuer Materialsysteme
• Realisierung hochgenauer Dickschichtstrukturen und speziell geformter Keramik-substrate

Beschreibung/Ergebnisse:
Das „Zentrum für mikrotechnische Produktion“ im Kompetenznetzwerk µTP konnte seineAktivitäten auf dem Gebiet des Wissens- und Know-How-Transfers in Zusammenarbeit mit allenPartnern des Konsortiums weiter ausbauen. Durch Klausurtage mit den Experten derVerbundprojekte PROBOS, PROBAT und SIMTEST war die Möglichkeit gegeben, neuesteForschungsergebnisse auch der Industriepartner aufzubereiten und in die Transferveranstaltungen desZentrums aufzunehmen. Die Durchführung von Seminaren wurde kontinuierlich fortgesetzt.Höhepunkt im Jahr 1998 war zum einen die dreitägige Abschlußpräsentation der genanntenVerbundprojekte auf der Messe SMT 98 in Nürnberg. Die Ergebnisse der Präsentation wurden imGMM-Fachbericht 24 des VDE-Verlages veröffentlicht. Den Vertrieb dieser und anderer Unterlagenübernahm das ZµP als weitere Transferleistung. Auch die Organisation und Durchführung desnunmehr 5. Workshops
Mikrotechnische Produktion, diesmal bei der Firma Bosch Telecom Radeberg GmbH, war eineHerausforderung an das Zentrum und ein Beitrag zur Umsetzung des Transferkonzeptes.

Die Arbeitsschwerpunkte liegen im Erarbeiten einer plasmaverträglichen Klebetechnologie, denUntersuchungen zur Auswahl plasmabeständiger Klebstoffe, der Überprüfung verschiedenerKleberauftragsverfahren und der Ermittlung plasmabedingter Einflüsse auf das Aushärteverhaltensowie die Untersuchung eventueller Oberflächenveränderungen der Kontaktwerkstoffe und dieBestimmung der Lötbeständigkeit der plasmaverträglichen Klebstoffe. Erste Entwürfe vonBauelementefixierungen für die Bauformen BGA, CSP und BC wurden erstellt.Erste Ergebnisse der bei Plasmabehandlung verbleibenden Rückstände auf dem Lot liegen vor.

Beschreibung/Ergebnisse:
Das Experimentiersystem zur prozeßbegleitenden Simulation wurde auf der Basis der neuen Versiondes Simulationssystems ROSI grundlegend verbessert. Neben der Durchführung von Experimentenmit unterschiedlichen Modellen von Fertigungssystemen der Elektronikproduktion wurden auch diezugehörigen theoretischen Grundlagen weiterentwickelt. Die Ergebnisse wurden in einemAbschlußbericht zusammengefaßt.

Beschreibung/Ergebnisse:
Als Bestandteil des BMBF-Rahmenprogramms "Produktion 2000" wird das Projekt ELPROMAgefördert, um Lösungen zu spezifischen Problemstellungen der Elektronikproduktion im Maschinen-und Gerätebau zu erarbeiten. Das Institut für Elektronik-Technologie ist bei zwei Arbeitspunkten(AP) eingebunden:
Reduzierung der Qualitätssicherungskosten der Elektronikfertigung im Maschinenbau(Federführung: Institut für Elektronik-Technologie). Im Verlaufe des Jahres wurdenverschiedene Modelle zur Qualitätskostensenkung erarbeitet. Mit der Sammlung und Analyseder für die Berechnungen notwendigen Qualitätsdaten wurde begonnen.

Optimierung der Prozeßketten bei der Elektronikproduktion im MaschinenbauEs wurde ein Simulationsmodell der Elektronikfertigung entwickelt auf dessen Grundlage dieOptimierung des Fertigungsablaufs erfolgen soll. Dafür erfolgte in einem Betrieb eineModellanpassung, und die Datenerfassung und -aufbereitung wurden durchgeführt.

Beschreibung/Ergebnisse:
Ziel des Vorhabens ist es, Grundlagen für die industrielle Realisierung mikrosystemtechnischerKomponenten für die Mikrofluidik, auf der Basis der Low-Temperature-Cofiring-Ceramic-Multilayer-Technologie (LTCC-ML-T.) zu schaffen. Diese sollen eine mögliche, kostengünstigeAlternative zurSilizium-Technik, speziell bei kleinen Stückzahlen, bieten. Außerdem kann damit das Spektrum dereinsetzbaren Medien vergrößert werden.Unter Nutzung der LTCC-ML-Technologie werden einzelne keramische mikrofluidischeFunktionselemente realisiert. Darüber hinaus können diesen keramischen Komponenten inkomplexen keramischen Mikrofluidik-Module erzeugt werden. In diese sind elektrische undmechanische Funktionen integrierbar. Die konstruktiv-technologischen Untersuchungen zeigten dieMöglichkeiten und Grenzen der Gestaltung derartiger Baugruppen. Dabei konnten mikrofluidischeunktionselementeund ebenso erste Mikrofluidik-Module realisiert und erprobt werden.

Beschreibung/Ergebnisse:
Entwickelt wurde ein Verfahren, das es ermöglicht, als montagegerechte Oberfläche auf Leiterplattenfeste Lotdepots mittels galvanotechnischer Verfahren herzustellen und für der Montage von SMD-Bauelemente im Reflow-Löten die notwendige plane, gut lötfähige Oberfläche und das erforderlicheLotmaterial bereit zu stellen. Das entwickelte Leitschicht verfahren (TopPad-Verfahren) geht von derTatsache aus, daß die Herstellung von Lotdepots auf Leiterplatten mit chemisch nicht modifizierterOberfläche der galvanischen Schicht nur auf der fertiggestellten Leiterplatte möglich ist. Kern derEntwicklungen waren die Untersuchungen zur Entwicklung der Leitschicht. Erarbeitet wurden dieVerfahren:
• Sputtern von Metallschichten
• chemisch/galvanische Metallisierung
• polymere Leitschichten.
Alle Verfahren sind qualitativ einsetzbar, zwischen den Vertragspartnern wurde jedoch das zweiteVerfahren als aussichtsreichstes Verfahren festgelegt und wurde weiter untersucht. Weiterhin wurdenUntersuchungen mit Zinn-Blei-Elektrolyten zu den Abscheidungsbedingungen, der erreichten
Topologie, den erforderlichen Toleranzen und dem Lötverhalten / Benetzungsverhalten der damithergestellten Lotdepots durchgeführt: Es erwiesen sich die Elektrolyte auf Methansulfonsäurebasisals
geeignet. Für weitere Oberflächen- und Strukturuntersuchungen wurden Messungen am Atom-Kraft-Mikroskop begonnen. Ein Pflichtenheft zur Festlegung der Leistungsparameter wurde zwischen denProjektpartnern vereinbart und in einem Statusseminar konnten gemeinsam mit dem Vertragspartnerund dem Vertreter des SMWA die Ergebnisse der bisherigen Arbeit bestätigt und die weitereZielrichtung festgelegt werden.

Beschreibung/Ergebnisse:
Es wurden unterschiedliche Konzeptionen zur Realisierung der Gastherme unter Einsatz derDickschichttechnologie auf keramischen Trägern entwickelt und erprobt. Dabei zeigte sich, daß dieAnforderungen nach minimalem Druckgefälle, geringer Übertremperatur der Therme und sichererRegelung der Ausgangstemperatur vor allem mit einer Stapelbauweise sehr gut erreicht werdenkonnten. Die erprobten Testmuster zeigten sehr gute Funktionseigenschaften. Das Volumen und dieMasse der Gastherme konnte wesentlich reduziert werden, so daß eine direkte Ankopplung an denTrokar möglich erscheint.

Ziel des Projektes ist es, evolutionäre Optimierungsmethoden so aufzubereiten, daß sie fürIndustrieanwendungen im Bereich der elektronischen Produktion mit minimalen Aufwand anwendbarsind. Dazu wurde eine Software entwickelt, mit der ein breites Spektrum von Optimierungsaufgabenlösbar ist. Mit dieser Software wurden und werden eine Reihe von praxisrelevantenOptimierungsaufgaben gelöst. Die Ergebnisse dieses Projektes sollen vor allem kleinen undmittelständischen Unternehmen nutzbar gemacht werden.

Untersuchungsgegenstand ist die Adaption der aus dem Maschinenbau stammenden Definition vonProzeß- und Maschinenfähigjkeiten, speziell auf die Belange der Baugruppenproduktion mit Hilfe derSMD-Technik. Dabei wird sich besonders auf die Teilprozesse Lotpastendruck, Dispensen undBestücken konzentriert.Für die automatische Bestückung wurden besonders die schon vorhandenen Algorithmen zur Analysevon praktischen Meßergebnissen der Genauigkeit von Bestückautomaten präzisiert. Schwerpunkt wardie Ermittllung von Ursachen nachgewiesener Ungenauigkeiten, wie Fehler aus demPositioniersystem, der verwendeten Optiken usw.Völlig neu erarbeitet wurden die Grundlagen für die Überprüfung von Lotpastendruckern, u.a. dieMethodik dieser Überprüfung. Schwerpunkt hier war die Erstellung von Algorithmen für dieErmittlung der Verdrehung zwischen Substrat – Maske. Diese konnten erfolgreich bei mehrerenPraxispartnern getestet werden.Ein weiterer Schwerpunkt war die Aufstellung einer kompletten Fehlerrechnung für die verwendeteMethode.

GENERATING OF SOLID SOLDER BUMPS ON PRINTED CIRCUITBOARDS

ABSTRACTThe Technical University of Dresden in conjunctionwith a PCB - Manufacturer and a firm for electroplatingis investigating the promoted project "Mountingsurfaces on Printed Circuit Boards" and the possibilitiesto create solid solder deposits on PCB's byelectroplating. The aim of the project is a new method tocreate solid solder depots with an even surface.On a structured PCB with soldermask, there will be agalvanic solder film applied. This process uses anelectrical conducting and a UV-light - sensitive coating(photo resist) that is applied on the entire surface. In thenext step, the entire construction will be structured in away that the pads are free and electrical connected.Bumps will then be created by electroplating tin - lead(another materials for instance is tin-bismuth orcopper/electroless tin). Subsequently, the resist and theconducting - layer will be totally stripped. A surfacewith these kind of bumps do not have thermally orchemically induced damage, because the process of thePCB-manufacturing was already performed. By aplasma-treatment before soldering, the fluxfree
soldering of fine pitch and area array components arepossible.The technique can be used on all PCB's that are ready for arereflow -contacting for instance for DCA or another SMD. Itis favorable when fine structures around 100 µm andhigh solder depots are demanded. This technique can alsoreplace the actual stencil - print of solder, when the pitch issmall.
SURFACES TO MEET THE DEMANDS FOR THEASSEMBLY PROCESSRegardless of past construction practices, very dynamicchanges in requirements are taking place in the field ofprinted circuit board construction technique and they are asfollows:Ø The laminate now requires a higher glass transition
temperature as well as changes in flame resistance; theinsulating layers have become thinner; and the basicmaterial must now also be machinable by non-mechanical processes (e.g. Laser).

Ø The tracks have become smaller to allowinterconnections in the fine land pattern on siliconchips or on miniaturized components (BGA,CSP).
Ø The via's have become smaller to give more spacefor the wiring layout.
Ø Layer count and layer thickness are changingcontinuously.
Ø The land dimension will be decreasing from today's100 µm to 50 µm in the future
Ø The assembly technologies are adapting to the newsituation. While the wave soldering technique hadbeen the best solution for decades, today the reflowsoldering in its many variants is beginning todominate. The no-clean or fluxfree soldering are ingreat need.
Ø The mounting surfaces delivered by the PCBmanufacturer are now more and more adjusted tothe demands of the assembly. (Table 1)
Today the prime assembly technique of PCB's no longerlies with wave soldering, which had practically been theonly technique for decades, but now lies with reflowsoldering. The reason for this is due to the increased useof surface mount devices. These devices may also bemade machinable by wave soldering, however at greaterexpense due to the requirement for an additionalmounting step and the resulting more difficult repairs.Defects like shadow forming are often unavoidable.

THE SOLID SOLDER BUMP (SOLID SOLDERDEPOT)Reasons for the manufacturing of solid solder bumps(solid solder depots SSD):- An increasing use of the reflow soldering technique
in the assembly process has resulted in therequirement to constantly maintain a sufficientamount of solder material
- The avoidance of assembly defects due to mask printingof solder pastes (65 % of assembly defects are based onmask printing)
- The necessity to obtain reliable contact with thecomponent. Therefore it is required to climb over theheight of the solder mask wherein the pad is submerged.A solid solder deposit consists of 100 % of the assemblymaterial (tin-lead). A sinking in of the surface becauseof escaping flux like by solder pastes is not possible andso is for the melting a visible height increaserecognizable.
- The fluxfree soldering of fine pitch by plasma treatmentis possible.
There are various processes for the manufacturing of solidsolder depots. Several of these current processes are shownin the following figures:

Another process for the manufacturing of solid solderbumps with the aid of electroplating is represented inthis paper. The advantage of that process is:- Realisable in an uninterrupted pass by the PCB
manufacturer using their own equipment andtechnologies
- Avoiding of possible mask printing defects- Reaching of finer structures because of the limited
possibilities and the increasing expenditure of themask printing
- Providing more contact material without additives
A disadvantage of that technology is that thecomponents cannot stick to the solder bump as opposedto the solder paste. This is why the use adhesivebumping of the devices or of an adhesive flux isabsolutely necessary.

The objective for the manufacturing of solid solderdepots is committed to the topology of the PCB withsolder pads, the height of the solder mask and the lateraldimensions of the PCB. Figure3 explains the necessarygeometry's.Plane and solid layers of tin-lead are cost-effective tomanufacture by electroplating using the existingelectrolytes and facilities. By means of usual
photolithography, a structural plating is possible. Thesurface of that electroplated layer is pure and plane.Possibilities to arrange that technology for manufacturingsolid solder depots in the PCB process are shown in figure 4.
If the solder bump is realised during the PCB process, cost-effective galvanic processes could be applied. But it is alsoknown that because of the following etching processes andthermal processes, the clean galvanic surface is so strongcorroded that you cannot speak about a solderability. Alsobe means of interim layers, it is impossible to preventoxidation. Therefore, a second process was given prioritytreatment, where the moun-

The principle process is conveyed in Figure 5:
The TopPad process is based on the fact that the pads of analready structured PCB are not completely connectedtogether. The variant to realize solid solder bumps on thesepads by a currentless chemical process is excluded becauseof the necessary solder amount (layer thickness). That's whyit is recommended to build up a temporary electricallyconductivity between the pads. Possibilities for amanufacturing of such conductive layers are:• inorganic conductive materials (graphite, soot, sulfide)

• intrinsic conductive polymers (polyaniline,polythiophen)
• applying of a metal layer over the whole PCBsurface
• applying of a conductive polymer paste
After several tests the following processes wereselected:- Sputter of aluminium: That technology is simple to
practise and the aluminium is easy to handle inchemical processes. But for the PCB manufacturer,supplementary equipment is necessary.
- Chemical plating of copper: Processes and know-how are present by the PCB manufacturer.
- Polymeric conductive ink or the combination between aconductive ink and a dry film photo resist: The realizingof conductive layers by polymeric inks should beespecially cost-effective and unproblematic. Theseconductive inks could be manufactured as photo-imageable resists and are so to structure.

THE ASSEMBLY PROCESSThe use of printed circuit boards with solid solderdeposits needs an activating-process. The surface iscovered with a small layer of oxide and organiccontaminations. This layer must be removed before theassembly process. This is possible with:- use a no-clean-flux. It must be adhesive - the
devices hold on to the board during the assemblyprocess
- use a plasma-based reflow-soldering processThe last process is the fluxfree soldering of fine-pitchand area array components (µBGA’s) possible. Theplasma treatment before soldering results in theactivating and depassivating of the solder deposits andcontact pins. The TopPad-Process guarantee a verysmall cover layer of oxide. The plasma cleaning reliablyreduce oxides and organic contaminations from thesolder deposits and from the contact pins of the devices.
This process demands a special plasma cleaning moduleintegrated in the assembly line. Then the assemblyprocess take this form (Figure 7):

PROCESS CAPABILITY COEFFICIENT AND PLACING ACCURACY ASBENCHMARKING VALUES OF SMT PLACEMENT SYSTEMS

AbstractIn most cases manufacturers of placement systems use twoparameters to describe the placement specification of theirsystem: accuracy and repeatability, respectively in x-, y- andΘ- (rotation) direction. This is not enough to determine ifone system is suitable for solving the actual and future tasksof an user. The following paper describes a method ofmeasuring the accuracy of placement systems, based on thiscalculating the machine capability and this way determiningan objective parameter to compare different systems andtheir usability.
IntroductionMachine capability coefficient is an objective parameter thattakes into consideration• the placement accuracy of the system,• the type of SMT-component that has to be placed,• the allowed tolerances of placing this component and• the stochastic character of the placement process.
At first a method is described of measuring and calculatingthe placement accuracy of a SMT placement system. Theadvantage of the presented method is the use of a self-developed portable equipment, the so called CmController,that allows fast and easy measuring not only of new systems(what is done anyway by the manufacturer) but also cyclicmeasuring of used systems to verify their actual accuracyand helps to detect sources of displacement or offsets. An“accuracy map” in correlation to the systems placement areacan be drawn. Different system-specific influences on howthe placement process is realized (e.g. pattern recognitionand correction, different vision systems, optical componentverification etc.) are taken into account because themeasuring is based on real taking components out of feedersand placing them on a board. High precision glasscomponents and boards are used to exclude possible failuresdue to unaccuracies of this parts. So far near 150 differentsystems have been evaluated. Some typical examples ofalready done measurings are presented.
Based on this results the mathematical background ofdetermining the machine capability is described in thesecond part of the paper. Therefore terms, definitions andparameters of the stochastic characterized placementprocess are discussed. The well-known accuracy model ofplacing a component with rectangular pin-pad-combinationlike QFP is modified and translated to a component withcircular pin-pad-combination like BGA. This is a veryactual point related to new packaging types like µBGA andCSP and to technologies like flip-chip. The differences dueto the mentioned component categories are shown. Anoverview about the machine capability of a placementsystem depending on some measured and/or calculatedparameters over a range of different components is given.Finaly, as a practical use of this, a schedule is discussed forbenchmarking placement systems. The major steps are:• Measuring and calculating the accuracy parameters of
the system using the above mentioned equipment andmethod.
• Definition of the range of component types (now and infuture) you want to handle. Geometric parameters ofpins/balls and size of components.
• Definition of allowed tolerances.• Calculation of machine capability coefficient.
Method of MeasuringThe principle of measuring the accuracy of variousplacement systems is as follows.The used „board“ is a glass plate and the „components“ arealso made out of glass. Both have structures with a very highaccuracy on them (inaccuracy < 0.5 µm). These structuresare similar to the structures of real boards and components.The glass components are placed on the glass board right asreal components on a real board using various placingprograms.Using the CmController the offsets of the placed glasscomponents is measured and automatically evaluated. Usingsuch glass components and boards with a very high accurcy

of structures the influence of tolerances of real PCB's andSMC's are neglectable.The measuring process with the CmController operates asfollows. A CCD-camera is positioned above the assembledglass plate. A camera image of one part of the plate is taken(an example is shown in figure 1). There are twogeometrical objects (in this case these are two circles) in thepicture, one object on the glass plate and one object on theassembled glass component. Due to using a high precisionglass plate the accuracy of the positioning system of theCCD-camera is not a critical parameter. It is only nessecaryto ensure, that the camera looks at the right part of the glasscomponent placed on the glass plate (see examples infigure 1). With the help of picture aquisition methods the
distances (in x- and y-direction) between the two objects arecomputed. Grey level correlation techniques are applied fora robust and highly accurate recognition of these objects. Anextension for subpixel recognition provides a measuringaccuracy of about 1/10 to 1/25 of the pixel dimension. Inthis way the distances between the objects can be measuredwith an accuracy better than 1.5 µm (see also in[2].The operation of the positioning system as well as the imagecapture and recognition is controlled by a PC.With the knowledge of the exact geometries of the glassplate and the glass dummies and the measured distances dx1,dy1, dx2 and dy2 shown in figure 1 it is possible to calculatethe offsets (∆x, ∆y and ∆Θ) of every component.

To describe the quality behavior of assembling it isnecessary to consider the process as a random process.Every random process is determined by its density function.With the knowlegde of the distribution of this function andthe specification limits of the process it is possible tocompute the failure probability and the yield of this process.That means, that a technological process works good if itsfailure probability is low.

With the knowledge of the capability coefficients it ispossible to estimate the defect rate of the observed process.A high numerical value of the capability coefficient iscorrelated with a very low (theoretical) defect rate. (forexample cp=1.33 means a defect rate of about 64 PPM). Soit is clear, that in practice capability coefficients of1.33...1.67 (and higher) are a demand. To give animpression about practical results table 1 shows aclassification of processes and machines depending on thecapability values.

The equations (1)..(3) are the so called classical definitionsof the capabilities. The characterization of a placementmachine can be carried out at first with this equations. Thatmeans the capability coefficients can be calculated for the x-, the y- and the Θ-direction (rotation of the component) of amachine. Normally the supplier of such machines gives aspecification in the following way:
x- and y-direction50 µm/4 sigmaΘ-direction 0,1 °/4 sigma
That means, the specification limits in x- and y-direction areset to 50 µm. The machine has together with the information„4sigma“ a capability of cm=1,33.Every placement machine has to have a certificate abouttheir reachable placement quality. The following data haveto be measured:

Estimation of capability coefficientof Rectangular Pin-Pad-CombinationLooking on equation (3) it is very clear, that one part ofestimating cmk is the measuring of the placement accuracyand so the evaluation of x and σ as statistical values. Theother part is the determination of the upper and lowertolerance limits.

A „good“ solder joint from the point of view of quality ischaracterized by a fixed overlapping of pin and pad. Thisoverlapping depends on three placement accuracies, that arein x-, y- and Θ -direction. It is very clear, that a higheraccuracy in one of these directions allows a lower one in theother directions (detailed comments about this can be foundin [6]-[8]). Common used other values are the so called sideoverhang and toe overhang. They describe the non-coveragearea of pin and pad (see fig. 2). In most cases the sideoverhang is the important value and the toe overhang isdisregardable [8]. The acceptable side overhang is limitedby the minimum necessary isolation distance between pinand next pad. Therefore the side overhang takes underconsideration the concret geometries of the pad-layout.Acceptable levels of the side overhang (maximum SOMax)are given in [1].• Electronics class 1 50 % of the pin width• Electronics class 3 25 % of the pin width

Table 3 shows, that the placing accuracy of such a machineis sufficient to place components down to a pitch of 400 µm.A component with a 300 µm pitch cannot be placedsuccesfull from the view of the machine capability.Practical measurements show, that a lot of placementmachines in field has systematical offsets (especially in x-and y-direction). That means, the placing process is notcentered. Table 4 shows the acceptable values of such
systematical offsets, if (depending on some samplecomponents) a machine capability cmk of higher than 1.33shall be reached.

In this cases it is necessary to modify the procedure ofdetermining the placement accuracy. Inaccuracies indifferent directions could no more be examined seperately,because any offsets, independent on the direction orrotation, has a significant influence on the coverage ofcircular pin (ball) and pad. Figure 3 shows an unacceptableplacement of a Flip Chip (200 µm pitch)

Figure 5 shows this function. Figure 6 is an example with aspecial component, the so called µBGA. The diameter ofball and pad shall be 85 µm and the acceptable qualitycriteria shall be a coverage between ball and pad ofminimum 50%.

Benchmarking of placementmachines
Measurement of chipsLet’s consider a placement machine placing passivecomponents (size from 04 02 to 22 20). This machine waschecked in the following way. Ceramic chips (the dummies)were placed in 17 rows and 12 columns located in a regularmatrix. The placement angle of this chips was set up at 0°(first column), 90° (second column), 180° (third column),270° (fourth column) and so on (see figure 7).

The measurement of the placing accuracy gives at first theresults of table 7. Based on this, it is possible to draw thefirst conclusions:• there occure a systematical offsets in x- and y- direction
(based on the confidence interval)• the placement accuracy in y-direction is better than in x-
direction• the calculated machine capabilities are not good enough

The detected offsets are correctable (calibration of themachine). The values of the machine capabilities show, that
this machine is not capable. The high values of the standarddeviation are the reason of this unacceptable result.The next step (to find out the sources of this bad quality) isthe analysis of a correlation between the placing angle of thechips and the measured offsets. This offsets are split up intogroups (in this case exist four groups, one group with aplacement angle of 0°, one of 90° and so on) The averagesof every group shows table 8.

An analysis of variance shows, that there exist a significantdifference between these groups. Considering these averagesit turns out, that there is an influence between the placingangle and the measured offsets. A bended nozzle (about 25µm) could be detected. Figure 8 shows a graphicalillustration of this fact. This is also a systematical andcorrectable offset. The reason of this bad result was theoptical inspection of the chips. This inspection was carriedout before the rotation of the chips. The machine controlwas corrected (now at first the rotation and after that theinspection).
An improvement of the machine capability was to observe.This example shows the possibility to optimize the machinesplacing accuracy with a minimal expense.Another possibility to place chips with a very highproductivity is to use a chip-shooter. These machines have alot of placing heads. Using the same assembling plan andthe observation with which head the placement machinestarts the assemblage it is possible at first to getinformations about the whole machine. The second
important information is the placing accuracy of every head.A lot of practical measurements show, that there existdifferences between these heads (up to 200 µm). One reasonis a normal wear of this machines. In most cases extremedifferences have their reason in „crashs“ of the machine.With the help of the measuring such machines it is possibleto detect these heads and gives on this way the maintenanceservice the correct information for a repair.
Benchmarking of Placementmachines Fine Pitch QFPsPlacement machines for fine pitch QFPs must have a highaccuracy. Such a machine was checked. The used glasscomponent was a TQFP 120 with a pitch of 500 µm. Thesedummies were placed in a regular matrix (6 column, 4 rows,figure 9). The placement and the measurement were carriedout two times. Table 9 shows the first results.

The machine has systematical offsets in all directions. Thecalculated machine capabilities for the side overhang oftypical QFP-components show, that only the QFP 44 can beplaced with a sufficient quality. The detected systematicaloffsets are one reason. The main source of theseunacceptable result shows the comparison between thecapabilities in x-, y- and Θ-direction. This main source is theinaccuracy of the rotation. Maintenance has to beconcentrated on the rotation unit of the machine.Another machine (fine pitch machine 2) shows after 4measurements the results in table 10. Their exists asystematical offsets in x- and y-direction. The comparison ofthe individual measurements (table 11) shows, that there atime trend of the machine could be detected . It is possibleto place components down to 400 µm pitch with a goodquality (cmk>1,33), especially because the capability of therotation is very good. A graphical placement (worst case) ofa fine-pitch component is shown in figure 10.

SummaryThe presented principle of measurement was used to assess up to this time about 150 various placementmachines. The main problems (about 85 %) are systematical offsets in various directions, with the consequence,that the specification of the machine is not reached. With the knowlegde of the concrete values it was in mostcases possible to calibrate the machines. Other problems are differences between heads and differencesdepending on the various placement angle. A lot of these problems were unknown for the users of the machines,but especially after introducing of new components (finer pitch, CSP ...) problems occur.

Das Transferzentrum ZµP Dresden stellt gemeinsam mit den Transferzentren fowep Erlangenund QPZ Berlin Knotenpunkte in einem solchen Kompetenz-Netzwerk für diemikrotechnischeProduktion dar und übernimmt vorrangig die Aufgaben des Technologie- und Know-How-Transfers. Alle drei Zentren sind jeweils fest eingebettet in renommierte Institute bzw.Lehrstühle mit eigener Forschung, studentischer Ausbildung sowie den Aufgaben zurBewahrung, Systematisierung und Vermehrung technologischen Wissens - frei vomeigentlichen Druck einer „eigenen“ industriellen Produktion. Somit stellen die dreiTransferzentren in ihrer gegenseitigen Abstimmung als Einheit ein leistungsfähiges Pendantzur Industrie dar.
Hier wollten und wollen die Transferzentren gemeinsam mit den Partnern desVerbundprojektes µTP Pionierarbeit leisten und auch im Sinne des Förderers BMBF und desProjektträgers FZK die erreichten Ergebnisse des Verbundprojektes, erweitert um eigeneBeiträge, multiplikatorartig der gesamten Elektronik-Industrie Deutschlands zugänglichmachen.
Neben den direkten Transferaktivitäten der Verbundprojektpartner, wie z.B. den WorkshopsMikrotechnische Produktion, wurden bisher auf der Basis eines abgestimmten Konzeptes imwesentlichen folgende Formen für den Transfer vom Verbundprojekt zu den Transferzentrengeplant bzw. realisiert:
• Aufbereitung und Auswertung technischer Forschungsberichte, zugeschnitten auf dieBelange der KMU
• Durchführung von Klausurtagen zwischen den einzelnen Arbeitsgruppen desVerbundprojektes und den Transferzentren zur Weitergabe und Diskussion vonErgebnisberichten
• Aufbereitung und Weitergabe von praktischen Demonstratoren zurErgebnisapplikationen
Die Transferzentren sehen darauf aufbauend ihre Aufgaben insbesondere in folgendenPunkten:
• Durchführung themenspezifischer Seminare, Lehrgänge, Praktika etc. für Interessentenaus der Industrie
• Vermittlung der aktuellsten wissenschaftlichen Ergebnisse an Studenten undAbsolventen
• Beratungsleistungen zur Applikation• Analysen technologischer Prozesse und erreichter Ergebnisse, Qualifikation der
Verfahren• Musterproduktion zur Unterstützung beim Einsatz neuer Technologien• u.v.a.m.
Schließlich bringen die Aufgaben des Technologie-Transfers verbunden mit den an denZentren installierten Geräten und Ausrüstungen eine beachtliche Steigerung desAusbildungsniveaus für Ingenieure auf dem Gebiet der mikrotechnischen Produktion.

Symposium Elektronik-Technologie ‘98„Qualitätsmanagement in der Oberfllächenmontage der Elektronik“
Das Institut für Elektronik-Technologie führte gemeinsam mit dem Sächsischen ArbeitskreisElektronik-Technologie und unterstützt durch den VDE-Bezirksverein Dresden und den VDIDresdner Bezirksverein das Symposium Elektronik-Technologie ‘98 zum Thema"Qualitätsmanagement in der der Elektronik-Technologie" am 26. März 1998 durch. Dabeiwurden ein umfangreiches Programm mit Vorträgen von Vertretern führender Unternehmenund Forschungseinrichtungen aus dem In- und Ausland und Laborführungen durch das Institutangeboten.
5. Workshop Mikrotechnische Produktion
In Fortsetzung der erfolgreichen Reihe „Workshops Mikrotechnische Produktion“ organisiertedas Zentrum für mikrotechnische Produktion die nunmehr 5. Veranstaltung dieser Art. DieserWorkshop wurde erstmals als zweitägige wissenschaftliche Konferenz konzipiert. Damitkonnten vor einem Fachpublikum von ca. 90 Gästen insgesamt 19 Vorträge unter demLeitthema „Herausforderungen bei der Produktion komplexer elektronischer Baugruppen“präsentiert werden. In Fortsetzung der bewährten Tradition fand auch dieser Workshop ineinem Unternehmen, diesmal der Bosch Telecom Radeberg GmbH, statt.
